Intel Granite Rapids-SP CPUs Nearly Twice as Large as Sapphire Rapids: 61% More Pins and 2x Cores [Report]

Intel’s 6th Gen Granite Rapids-SP are expected next year with brand new core architectures and advanced chiplet designs. Alongside Sierra Forest, they’ll be the first processors to leverage the Intel 3 process node, boasting advanced EUV lithography and an 18% perf/watt gain over the Intel 4 process set to power the 14th Gen Meteor Lake family.

Granite Rapids is expected to pack over 120 cores (2x Sapphire Rapids) based on the Redwood Cove+ architecture. Like AMD’s existing Epyc designs, it’ll feature a dedicated I/O die fabbed on TSMC’s 5nm/6nm node and four large tiles, packing about 30 or 32 cores each. Sierra Forest will be the cloud counterpart of Granite Rapids, with over 300 cores per socket.

Like Granite, it’ll leverage the LGA 7529 socket with a tiled architecture and a focus on efficiency and compute density. LGA 7529 will succeed the LGA 4677 socket, offering 61% more pins than its predecessor and a die area 1.7x larger.

@SkyJuice determined that LGA 7529 has the same 37 Mil hex array as LGA 4677, only with 61% more pins and package dimensions of 105mm x 70.5m, for an area of 7,402.5 mm^2. 6th Gen Xeons based on the Granite Rapids and Sierra Forest architectures are expected in the latter half of 2024.
